Resumen:

Analyzing the applicability of four mechanisms for describing the adsorption stage of the interaction between produced S1F4 from Na2SiF6 and N2:NH3 for condition of 0.099 < Csif4/(CNH3 + CN2) < 0.19 on a rigid surface during deposition of silicon nitride and finding the dominant mechanisms for describing the adsorption stage of the interaction between SiF4 and nitrogen-ammonia on a substrate during the deposition of silicon nitride films.
